Gain-Switched Laser Diodes

Gain switching is a common method to achieve high-speed pulsing in laser diodes. By rapidly modulating the pump current, the laser emits short pulses whose repetition rate matches the modulation frequency. Typical gain-switched diode lasers can produce pulses as short as tens of picoseconds with repetition rates up to 2 GHz for commercial devices, such as Innolume's DFB lasers . The pulse width and stability depend on the diode's cavity length, gain medium, and pump current amplitude .

RF Modulation and Chirping

Laser diodes can also be modulated using fast RF current pulses. This allows not only amplitude switching but also frequency tuning (chirping) on nanosecond timescales. Systems have demonstrated optical pulses with durations of a few nanoseconds and frequency shifts up to 300 MHz with chirp rates of 150 MHz/ns, achieving high ON:OFF ratios in under 65 ns . Such modulation is particularly useful in quantum optics and high-speed optical communication.

Pulsed Laser Drivers

The achievable switching frequency is also limited by the driver electronics. Advanced drivers using GaN HEMT transistors can generate nanosecond pulses with repetition rates up to 10 MHz for VCSELs, with pulse widths as short as 1.2 ns and peak currents up to 28 A . Wide-bandgap devices like GaN allow faster switching with lower losses compared to conventional silicon MOSFETs, enabling high peak power and short pulse durations.

Factors Affecting Switching Frequency

  1. Laser diode type: VCSELs, DFB, and edge-emitting diodes have different intrinsic speed limits. Shorter cavities generally allow faster pulses .
  2. Driver electronics: The rise/fall time of the current pulse and the transistor technology (GaN vs. Si) directly affect maximum frequency .
  3. Thermal effects: High repetition rates can cause heating, limiting continuous high-frequency operation.
  4. Gain compression and bias conditions: The diode's gain dynamics and DC bias influence pulse width and multi-pulse generation at high frequencies .

Practical Ranges

  • MHz range: Typical for LiDAR and pulsed sensing applications using VCSELs or edge-emitting diodes .
  • GHz range: Achievable with gain-switched DFB diodes for ultrafast spectroscopy, optical communications, and quantum optics .
  • Sub-nanosecond pulses: Require specialized drivers and short-cavity diodes, often combined with fiber amplifiers for higher pulse energy . In summary, laser diode switching frequency is highly dependent on diode design, modulation method, and driver electronics, with practical implementations ranging from MHz to several GHz, and pulse durations from nanoseconds down to tens of picoseconds.
